به منظور طراحی و بهینه سازی مدارهای میکروویو بر اساس HBT ، استفاده از یک مدل HBT مناسب برای شبیه سازی عملکرد مدار الزامی می باشد. مدلهای DC استاندارد HBT بر اساس مدلهای فیزیکی تغییر یافته ترانزیستور دو قطبی- BJT عمل می کنند. یکی از اشکالات مدلهای متکی بر پیشینه فیزیکی، حضور ضرایب زیادی است که استخراج آنها کار سخت و دشواری می باشد. بیشتر مدلهای سیگنال کوچک فعلی، عمدتاً بر اساس نمایش مدار معادل دستگاه عمل می کنند. به منظور انطباق ویژگیهای اندازه گیری شده دستگاه مدل سازی شده، عناصر مدار معادل به صورت بهینه درآمده اند.  اما شایان توجه است که مدار معادل انتخاب شده ممکن است در کل محدوده فرکانس عملیاتی کافی نباشد. به علاوه، مقادیر عناصر مدار معادل بایستی از نقاط تورش جدید استخراج شوند. اما، با افزایش فرکانس، پیچیدگی مدار معادل نیز افزایش می یابد، زیرا اثرات پارازیتی مضاعف نیز باید لحاظ گردد. در طول سالهای گذشته، از بعد راندمان، صحت و سهولت کار، شیوه شبکه عصبی راه حل خوبی برای مدل سازی دستگاه میکروویو به شمار می رود. شیوه شبکه عصبی اخیراً برای مدل سازی ترانزیستورهای میکروویو در کاربردهای سیگنال کوچک و بزرگ توصیه شده است، اما هنوز مطالعات زیادی در این رشته منتشر نشده است. بیشتر آنها با FET استاندارد میکروویو ارتباط دارند. نتایج مرتبط با توسعه DC و مدلهای عصبی سیگنال کوچک HBT در بخشهای ۵ و ۶ مطرح     شده اند. یکی از شروط مهم برای طراحی موفق دستگاه ارتباطی کم نویز دسترس پذیری مدل نوز درست و کارآمد HBT می باشد که راهبردی موثر و کارآمد برای اندازه گیری پیچده و هزینه بر به شمار می رود. بااین وجود، مدلهای نویز HBT تجربی و فیزیکی ارائه شده و مدلهای DC و سیگنال کوچک دارای محدودیت های متعددی می باشند. با توجه به پیچیدگی مکانیسم های نویز HBT ، شبکه های عصبی، با قابلیت مدل سازی روابط غیر خطی بین دو سری داده مختلف ، ابزاری کارآمد و درست برای مدل سازی پارامتر نویز HBT به شمار رفته و در مصارف CAD کاربرد زیادی دارند. بنابراین، در این مقاله، از ANN برای پیش بینی پارامترهای نویز دستگاه در کل محدوده فرکانس و بایاس استفاده می کنیم. از نظر مولفین، شیوه شبکه عصبی مصنوعی از سوی سایر مولفین برای مدل سازی نویز HBT به کار برده نشده است. در این مقاله، ابتدا مدل نویز پایه   با سه نورون در لایه  ورودی و چهار نورون در لایه های خروجی معرفی شده است. بخش اصلی این مقاله معرفی و اضافه شدن مدل نویز پایه ارتقاء و تغییر یافته ANN با هشت نورون نظیر دامنه و زاویه پارامترهای S HBT به لایه ورودی می باشد. نشان داده شده است که ورود لایه های ورودی دیگر به شبکه اصلی موجب بهبود صحت مدلهای عصبی می گردد. هر دو مدل عصبی پیشنهاد شده در این مقاله در مدل سازی   در کاربردهای سیگنال کوچک از اعتبار کافی برخوردار می باشند.

INTRODUCTION

ETEROJUNCTION bipolar transistors (HBTs) arewidely used for the RF and high speed applications.First commercial HBT was made of AlGaAs/GaAs materialand that composed material was used very often earlier. Therange of modern HBT transistor is wide and the mostattractive for RF application are SiGe/Si HBT, InGaAs/InPHBT, InGaP/GaAs HBT, etcSilicon-Germanium (SiGe) technology is the drivingforce behind the explosion in low-cost, lightweight, personalcommunications devices like digital wireless handsets, aswell as other entertainment and information technologieslike digital set-top boxes, Direct Broadcast Satellite (DBS),automobile collision avoidance systems, and personal digitalassistants. SiGe extends the life of wireless phone batteries,and allows smaller and more durable communicationdevices. The heart of SiGe technology is a SiGeheterojunction bipolar transistor (HBT). Another advantageof SiGe technology is the capability to be integrated inCMOS circuits, enabling production of cheap highperformanceBiCMOS integrated circuits. Productscombining the capabilities of cellular phones, globalpositioning, and Internet access in one package, are beingdesigned using SiGe technology. These multifunction, lowcost,mobile client devices capable of communicating overvoice and data networks represent a key element of thefuture of computing. Therefore, SiGe technology is the oneidea whose time is comming [1].For the design and optimisation of microwave circuitsbased on HBTs, it is essential to use an appropriate HBTmodel for simulating circuit performances. Standard DCmodels of HBTs are based on modificated physical modelsof bipolar transistor – BJTs. A drawback of the models basedprimarily on the physical background is the existence of toomany coefficients that are difficult to extract. Most of theexisting small-signal models are mostly based on a deviceequivalent circuit representation. Elements of the equivalentcircuit are optimized in order to fit measured characteristics of the device being modeled. However, it should be notedthat a chosen equivalent circuit may not be adequate overthe whole range of operating frequencies. In addition, thevalues of equivalent circuit elements have to be extracted forany new bias point. However, as frequency increases thecomplexity of the equivalent circuit increases as wellbecause additional parasitic effects have to be taken intoaccount.During the last years, from the the aspect of efficiency,accuracy and simplicity, neural network approach has beenconsidered to be a good solution for microwave devicemodeling [2],[3]. The neural network approach has recentlybeen proposed for modeling of microwave transistors forboth small-signal and large-signal applications, but there arestill not too many published results in this field. Most ofthem are related to the standard microwave FETs(MESFETs and HEMTs) [4]. The authors’ results related tothe development of DC and small-signal neural models ofHBTs have been presented in [5] and [6].An important condition for successful design of low noisecommunication device is the availability of efficient andaccurate noise model of HBTs which represents an efficientalternative to expensive and complex measurements.Though, the developed physical and empirical HBT noisemodels as well as DC and small signal models havenumerous limits.Having in mind the complexity of HBT noisemechanisms, neural networks, able to model highlynonlinear relations between two different data sets, seem tobe an efficient and accurate tool for HBT noise parametermodeling, suitable for fast CAD purposes. Therefore, in thispaper, we suggest using of the ANNs for predicting noiseparameters of the device over the whole frequency and biasranges [6] . To authors’ knowledge, artificial neural networkapproach has not yet been used by other authors for thenoise modeling of HBTs.In this paper a basic noise model of SiGe HBT with threeneurons in the input and four neurons in the output layers ispresented first. A modified and improved basic ANN noisemodel with eight neurons corresponding to the magnitudesand angles of HBT S-parameters added to the input layer ispresented as the main part of this paper. It is shown thatintroducing additional inputs to the basic network canenhance the accuracy of the neural models. Both neuralmodels that are proposed in this paper are valid for the noisemodeling of SiGe HBT for small-signal applications.II. NOISE MODELING OF SIGE HBTANN-based noise modeling for a NEC SiGe HBT, typeNSGH2031M05, is presented here. A training and test setsare generated from the available experimental data fordevice, [7].
